There are multiple reasons for fees within CloudWatch.
If CloudWatch Logs is the cause of the charges, the log group must be deleted.
In the case of CloudWatch metrics, you need to look for the cause that is issuing the metrics.
For example, custom metrics are created in EC2.
There are other causes of charges, so please read the following documents and check them one by one.

Or, if you can share a screenshot of the CloudWatch fee section of your invoice, we can give you more specific advice.
All we want to do is cancel our accounts. We don't want the CloudWatch service whatsoever. You must allow a way to cancel the CloudWatch service from the billing. It's not up to us to search for how much it should cost for something that we want cancelled and we don't want the service. We never added it to the account so let's remove it.

Closing your account doesn't automatically terminate all your active resources. If you're closing your account, first confirm that all active resources are terminated to prevent unexpected charges.
- AWS must (but doesn't) provide a way to terminate the active resource called CloudWatch.
Why not? I don't know, they like to waste our time! Let us cancel our accounts without having an active resource called CloudWatch that we don't want because we want our account cancelled.

-> Unfortunately, AWS documentation does not contain a single mention of how to cancel the Cloudwatch Service.
The question asked "HOW DO I DELETE CLOUDWATCH" but the support staff could not answer the question. Simply because there's not actually a way to do that. It's a little thing that lingers on everyone's account to annoy them before cancelling the free tier account, because AWS has too many secret gotchas.
